Bumping,一般是指倒装LED芯片（flipchip）工艺中，在wafer晶圆表面做出的铜锡或金凸点（英文就是bumping），芯片倒过来贴到PCB板上后，bumping凸点与PCB上的导电焊盘连接，用于加电驱动LED，从intel早起的CPU到现在苹果的AP处理器，都是先做bumping再和其他芯片一起做到PCB基板上成模块的。
